This chart shows current ratio vs. doping concentration of the N+ layer. The concentration should be about 4x1018 1/cm3. The solid solubility limit for doping material (Si) in GaAs is reported to be between 5.6e18 and 1.3e19 1/cm3 [Parker p67].
