A multi-valley effective mass simulation has been done to determine the effects of scattering into the X valley of the AlAs layer. This slide shows a log concentration profile vs. position for G, L, and X valleys. These valleys are coupled in the AlAs barriers with constant coupling coefficient as a preliminary approximation. Note that this is for the solution with no quasi-bound states.
The X valley concentration is about 1e17 in the AlAs barriers. The solutions without quasi-bound states for G valley only and G, L, and X valleys are very similar.
